By memory now:

D models required V1R2

E models, I can't remember

F models required V2R2

F97 required V2R3

Models 200/3x0 (CISC Black Models) required V3R0M5 (which was essentially 
an excuse to bring in the V3 Revenue)

Models 400/5x0 required V3R6

Models 6x0/Sx0 required V4R1

First generation Model 170 required V4R2

Second Generation Model 170 require V4R3
